I'd have to say Destroyah, not just because I think he's the most powerful monster in the Godzilla series (aside from Meltdown and Kaiser Godzilla and not counting Rebirth of Mothra monsters), but also because he's one of the only ones capable of actually killing Godzilla, since he appears to be able to stop him from regenerating by injecting micro-oxygen into his bloodstream in his aggregate form (when he does this to Godzilla Junior, the hole in his chest is still unhealed hours later, and he actually dies from being dropped from a great height and blasted by an Oxygen Destroyer ray, something he should have been able to recover from).

On a somewhat related side note, why do so many people seem to think that Spacegodzilla is Godzilla's most powerful enemy? I mean, sure, anything that's a more powerful clone of Godzilla is obviously pretty damn powerful, but there are several others that are much more impressive than him... really, all he has are a relatively powerful energy beam, energy shields, and telekinesis... he's not THAT powerful.

Yeah, seriously, how has that fight not happened yet!? It's almost as obvious as Godzilla vs Gamera, and Cthulhu is public domain, so why hasn't Toho made that movie?

3,000 degrees (Fahrenheit, I'm assuming) is nothing, in King Kong vs Godzilla, the atomic ray is stated to be "hotter than the sun," which could be referring to anything from the surface of the sun, which is 5,500 degrees Celsius (9,932 Fahrenheit), to the center, which is 15,000,000 Celsius (27,000,000 Fahrenheit). Because Godzilla was mutated by a hydrogen bomb, it seems logical that his ray would be about as hot as an H-bomb, which is 27,000,000 to 83,333,315 Celsius (50,000,000 to 15,000,000 Fahrenheit), and although these temperatures, IIRC, are only attained for an incredibly brief period of time over a very small space, I'm certain that the temperatures that last long enough to have any effect are still much hotter than anything the Hulk has taken (the hottest, I believe, is the Torch's Nova blast, which is 1,000,000 Fahrenheit). And this is BY FAR the weakest version of the atomic ray.

As for all the people saying "X character would use Y ability to deliver Z injury to Godzilla"... You apparently aren't aware that Godzilla has a healing factor which, in some incarnations, makes Wolverine's pale in comparison, as he recovers from things like getting chunks of his body blown off or being sliced in half instantaneously. He also could definitely recover from things like decapitation or brain damage, or being torn apart or blown up, because in Godzilla Mothra and King Ghidorah: Giant Monsters All-Out Attack, we see his disembodied heart still beating and starting to regenerate after he is blown up from the inside, and since the Godzilla of that movie is the same as in the original movie, and that Godzilla appeared to be completely dissolved by the Oxygen Destroyer, he must also be able to regenerate from mere cells or microscopic bits of tissue (or maybe even molecules or atoms... it makes no sense, but I know there are comic book characters who can do it).

Psychics will also be ineffectual against him, as, in Godzilla vs Spacegodzilla, the most powerful psychic on earth has her power amplified by a mind control device attached to Godzilla's spinal cord and attempts to control him, and Godzilla effortlessly overpowers her and puts her into a coma with sheer force of will.

As for the original question, though, I'm sure that cosmic beings, as well as Superman and other characters on his level of sheer power (seriously, he lifts 5 quintillion frickin' tons with one hand), reality warpers, characters that could transform him into something weaker, teleport him to another dimension, or shrink him, and characters with powers that are perfect for countering his (like cancelling his regeneration or absorbing radiation faster than he can produce it) could all beat (but, in most cases, not kill) Godzilla, although, in the latter 5 examples, it all depends on whether they could do this before Godzilla annihilates them, and, of course, if he could do so.

Let's see...

Both Godzilla and the tarrasque have a ridiculous healing factor, meaning that most wounds dealt to them will heal quite quickly and neither of them will kill the other, so, as the OP states, the battle ends when one of them KOs the other and damages them to the point that any other creature would be considered dead.

The tarrasque is 50 feet tall, 70 feet long, and weighs 130 tons. The smallest version of Godzilla is 164 feet tall and weighs 20,000 tons, while the largest (and most current) version is 328 feet tall and weighs 60,000 tons.

Both are slow and lumbering (but capable of short bursts of speed), although due to Godzilla's much greater size, he does technically move faster (as each step brings him farther then the tarrasque's can). Also, at least one version was able to jump several thousand feet in the air.

While the tarrasque is just a dumb animal, Godzilla usually displays some degree of intelligence. Exactly how smart he is varies: while most versions are smart like a wolf or orca, having an ability to strategize and trick opponents in battle, the version of the cheesy 60s and 70s movies was actually sentient, having intelligent conversations with other monsters in a monster "language."

They are also both very durable, with Godzilla being unaffected by tanks and missiles... and nukes and meteors, and the tarrasque being at least immune to non-magical medieval weaponry and having a carapace that reflects all energy weapons, although it only covers his back. I'm going to assume that they are both capable of piercing each others skin.

Although I'm not sure how strong the tarrasque is, I'm almost certain it's not enough to lift 20,000 tons, let alone 60,000. Meanwhile, Godzilla has thrown a 30,000 ton monster over the horizon ( admittedly, with the help of some leverage).

And finally, perhaps the most important factor, their methods of attacking each other. The tarrasque only has mundane melee attacks (claws, teeth, horns, and tail). Godzilla has those (minus the horns) and his Atomic Ray, which causes a lot of harm even to most other giant monsters. Even if tarrasque is unaffected by the heat aspect of the attack (I'm assuming immunity to fire applies to heat in general), it's not immune to radiation or pure kinetic energy (the ray causes explosions when it hits the ground and buildings and often pushes back lighter monsters). Also, several incarnations of him have an Atomic Pulse (which is basically an unconcentrated Atomic Ray that radiates a short distance in all directions from his body) and a Hyper Spiral Ray (which is like the atomic ray x50). And if you want to really stretch it, he has also flown by using his Atomic Ray like a jet and absorbed lightning to somehow magnetize his body, but I wouldn't count those since they both come out of nowhere and are only used once in the series (also, I'm pretty sure at least one of them was from a movie that was originally intended to be for a different monster, and they didn't write it out of the script when it was changed to a Godzilla movie).

All considered, I'm gonna say Godzilla has this one in the bag. Now, don't get me wrong, I love the tarrasque, it's my favorite DnD monster, but it's basically Godzilla without any special powers and scaled down so that it can be fought by a party of adventurers, with the only added advantage being its reflective carapace, which, as I mentioned, only covers its back. They don't call Godzilla the "King of the Monsters" for nothing.

Tl;dr: Godzilla wins.
