Ultron was still a beast... fought evenly with Iron Man, has gravity manipulation and powerful repulsors, he has a good chance here.
Carnage can win if he can kill quickly but the mire drawn out the quicker ultron will figure out weakness
The first Ultron was just a really big robot made out of regular metal with lasers . I doubt Riot would have trouble destroying him.
